在對(duì)硅進(jìn)行蝕刻時(shí)會(huì)出現(xiàn)氧化硅等絕緣膜的結(jié)構(gòu)中,溝槽底部的絕緣膜表面發(fā)生絕緣物帶電,會(huì)導(dǎo)致離子偏移,使側(cè)壁的下面部分被蝕刻. 這稱為刻痕(Notching). 并且,即使表面為絕緣物,仍可能發(fā)生絕緣物帶電,從而影響離子的軌跡,使其發(fā)生稱為側(cè)向偏移(Bowing)的變形.
